IT之家 6 月 27 日消息，ASML 技术高级副总裁 Jos Benschop 在接受《日经亚洲》采访时表示，该企业已同光学组件独家合作伙伴蔡司一道启动了5nm 分辨率的 Hyper NA 光刻机开发。

作为参考，目前的 TWINSCAN EXE:5000 光刻系统采用 High NA (0.55NA) 光学系统，分辨率为 8nm。更高的分辨率意味着先进制程企业可减少曝光次数、提升光刻图案质量。

Jos Benschop 提到，ASML 尚未设定 Hyper NA 光刻机推出的目标日期，不过项目开发目标是将 NA（IT之家注：数值孔径）进一步提升到 0.7 乃至更高；8nm 的分辨率意味着 Hyper NA 系统能满足 2035 年乃至更后阶段的产业需求。

对于近来才启动部署的 High NA 图案化设备，这位 ASML 高管称这些机台的广泛使用要晚一些，这是因为行业需要测试、验证并建立相应的生态系统；0.55NA 光刻机预计可满足本十年内乃至到三十年代初的行业需求。
