消息面上，据市场媒体报道，6月2日，三星电子在Computex 2026展会上首次展出全球首款HBM5内存。该技术面向高性能计算与AI训练需求，采用2nm基础裸片与1c nm DRAM，支持4096-bit I/O通道及16层堆叠，单堆叠带宽达4 TB/s。为应对高功耗，HBM5将应用浸没式冷却技术，预计量产时间为2029至2031年。
三星电子首席技术官Song Jae-hyuk在展会上表示，随着AI系统日趋复杂，从存储、晶圆代工到逻辑芯片与封装的全价值链竞争力愈发关键。HBM5的核心技术亮点是名为Heat Path Block(HPB)的热管理创新，通过在半导体晶圆之间引导热量流动，有效缓解高密度堆叠芯片中的热量积聚问题，从而提升性能稳定性与运行可靠性。该技术已在HBM4E平台完成验证，计划随HBM5正式商用。
